Summary. Anakin Skywalker's murder of the younglings was fueled by his grief, self-loathing, and desire to save Padmé. Converting the younglings to the Dark Side was not an option because their loyalty to the Empire could not be guaranteed.
In his eyes, removing any kind of hindrance (including killing younglings) that would block his path from saving the woman he so deeply loved was the only way. Sadly, his love for her sealed his fate.
The added risk Darth Vader takes in allowing children to live in a situation where he could have killed them proves that he regrets killing Younglings and will avoid harming any more children for the rest of his days, though intense intimidation is a dark strategy to avoid repeating his Youngling massacre.
Did Anakin kill the Younglings because they called him master?
Actually, Anakin decided to show the younglings a secret tunnel out of the temple. However, when he entered the room and the blond boy called him “Master Skywalker”, he remembered that the Jedi never gave him the title and became enraged, slaughtering them.
Some of the younglings managed to escape the temple slaughter — among them, Grogu and the future Inquisitor Reva. However, any Force-sensitive person within the galaxy posed a serious threat to the Empire. Even if all the children could be converted, their loyalty to the Empire was not guaranteed.
Throughout the fight, Obi-Wan knew that killing Anakin would "burn his heart to ash." He also expressed regret at the thought of the man Anakin could have become.

The short answer is yes, without a doubt, Vader regretted becoming a cybernetic monstrosity. First, there's the constant pain and discomfort from his suit. Worse, however, is the psychological pain. Vader destroyed everything he had ever known for a chance to save Padme.
When Padme confronted her husband on Mustafar, Anakin choked her to unconsciousness out of anger. While the act alone didn't kill her, Anakin's turn to the dark side was too much to bear. Holding on long enough to give birth to her children, Padme eventually passed away, having lost the will to live.
It's quite possible that Palpatine was aware of this ability, although it likely wasn't the life-saving power he was referring to. While the power can save someone's life, it comes at the selfless cost of giving their own life.
Ok so let's get into it Mace Windu survives, The fall but he has lost his weapon and is servilely wounded in now hostile territory. This is why I believe he would go into hiding for some time thoughout the early years of The Galactic Empire.
In those movies, Mace was someone who loved confrontation, with his bullish ways usually winning arguments. However, he rubbed many the wrong way, and as the novel detailed, he was someone vehemently against Anakin joining the Jedi Order.
When tallying up the lightsaber losses, Obi-Wan Kenobi lost his blade a total of 12 times between the events in the prequel films and The Clone Wars. In contrast, Anakin lost his only eight times.
At some point — when a Padawan overcame a series of difficulties — the Council would officially recognize them as a Jedi Knight. Anakin Skywalker became a Jedi Knight after Star Wars: Episode II - Attack of the Clones, with the Jedi Council viewing Padawans who survived the Battle of Geonosis as ready.
Would Padme be alive if Anakin didn't turn to the dark side?
Sadly the Clone Wars would have still happened, but Padmé would have also survived, giving birth to Luke and Leia who would have probably been inducted into the Jedi Order. As for what would have happened between the two, with their marriage and all, that's a bit tricky.
There are plenty of moments throughout the franchise where it is clear to see that Darth Vader still has some good in him. However, that full turn back to being a hero doesn't take place until he picks up Emperor Palpatine and throws him down the reactor core shaft.
In this timeline, Anakin would no doubt have become one of the most respected and powerful Jedi Masters on the council, joining the likes of Obi-Wan Kenobi, Mace Windu, and Yoda. However, Anakin's relationship with Senator Padmé Amidala would stand as a potential roadblock for the newly appointed master's Jedi career.

Though Obi-Wan was often an important ally for Anakin, the young Jedi could never see past his envy, even going far enough to allow himself to believe that his master was having an affair with his wife. In the end, Anakin's own jealousy was his undoing and the reason that he would never surpass his master.
